Vishay Intertechnology, announced five new 1200 V silicon carbide (SiC) MOSFET power modules designed for medium to high frequency applications in automotive, energy, industrial, and telecom systems. The modules—VS-SF50LA120, VS-SF50SA120, VS-SF100SA120, VS-SF150SA120, and VS-SF200SA120—use Vishay’s latest generation SiC MOSFETs housed in the industry-standard SOT-227 package. They are offered in single switch and low side chopper configurations, with each incorporating a SiC MOSFET paired with a soft body diode that provides low reverse recovery characteristics.
These features contribute to reduced switching losses and higher efficiency in applications such as solar inverters, off-board chargers for electric vehicles (EV), switch-mode power supplies (SMPS), DC/DC converters, uninterruptible power supplies (UPS), HVAC systems, large-scale battery storage systems, and telecom power supplies.
The compact SOT-227 molded package enables the modules to serve as drop-in replacements for competing solutions in existing designs, allowing adoption of the SiC technology without requiring changes to PCB layouts. The package provides electrical insulation up to 2500 V for one minute, eliminating the need for additional insulation between the component and heatsink.
Key electrical specifications include:
Continuous drain current ranging from 50 A to 200 A
Low on-resistance (RDS(ON)) down to 12.1 mΩ
High maximum operating junction temperature of +175 °C
High-speed switching with low capacitance
The modules are RoHS-compliant.
