Diodes Incorporated introduced a new 100V N-channel MOSFET in its PowerDI8080-5 automotive-compliant portfolio on March 25, 2026. The DMTH10H1M7SPGWQ features a maximum RDS(ON) of 1.5mΩ and is designed for 48V systems in battery electric vehicles (BEVs), hybrid electric vehicles (HEVs), and internal combustion engine (ICE) platforms.
The 100V MOSFET targets applications including brushless DC (BLDC) motor drives in power steering and braking systems, battery disconnect switches, and on-board chargers (OBC). An 80V-rated option, the DMTH81M2SPGWQ, is also available.
Additional MOSFETs in the same 8mm x 8mm gullwing-leaded PowerDI8080-5 package include:
- DMTH4M40SPGWQ: 40V-rated with maximum RDS(ON) of 0.4mΩ, for 12V BLDC motors and DC-DC applications.
- DMTH4M40LPGWQ: 40V-rated logic MOSFET with RDS(ON) of 0.64mΩ at VGS of 4.5V, for low-voltage microcontroller-driven applications such as actuators, fan controls, and load switches.
- DMTH6M70SPGWQ: 60V-rated for 24V applications.
- DMTH4M72SPGWQ: additional model in the series.
All devices aim to minimize conduction losses and reduce heat generation in BLDC motors and DC-DC conversion systems.
The PowerDI8080-5 package measures 8mm x 8mm with a PCB footprint of 64mm², which is approximately 40% of the area of the legacy TO-263 (D2PAK) package. The off-board profile is 1.7mm. Copper clip die bonding provides a thermal resistance (RthJC) as low as 0.3°C/W, supporting drain currents up to 847A. The gullwing lead configuration supports automated optical inspection (AOI) and temperature cycling reliability.
