Toshiba's new ST1500GXH35A, a press pack IEGT with ratings of 4500 V/1500 A

Toshiba introduces the ST1500GXH35A, a press pack IEGT with ratings of 4500 V/1500 A. This new product utilizes trench-type IEGT chips, aiming to enhance performance and reduce size and power consumption in high-voltage converters like DC power transmission systems and industrial motor controllers. Newly developed IEGT chips reduce collector-emitter saturation voltage, improving shutdown tolerance, short-circuit tolerance, and high-temperature tolerance. Collector-emitter saturation voltage (VCE(sat)) of ST1500GXH35A reduced by approximately 26% from 3.4 V to 2.5 V (typical) compared to the existing product. Wide Reverse-bias Safe Operating Area (RBSOA) ensures improved shutdown tolerance, with short-circuit tolerance tested at a measurement voltage of 3400 V. Maximum junction temperature rating (Tj) increased from 125 °C to 150 °C (maximum), enhancing the high-temperature tolerance of the diode.
