ROHM Starts Mass Production of 750V SiC MOSFETs in Low-Profile TOLL Package for AI Servers and ESS

ROHM has begun mass production in September 2025 of the SCT40xxDLL series, a lineup of six 750V silicon carbide (SiC) MOSFETs packaged in TOLL (TO-Leadless) format.

Compared to equivalent TO-263-7L packaged devices with the same voltage rating and on-resistance, the new TOLL package provides approximately 39% better thermal performance and reduces component footprint by approximately 26%. Package height is 2.3 mm, roughly half that of conventional packages, while maintaining high-power capability.

The series offers on-resistance values from 13 mΩ to 65 mΩ. Unlike most standard TOLL-packaged products limited to 650 V drain-source voltage, these devices are rated at 750 V, enabling lower gate resistance and higher surge-voltage margin.

The devices target applications requiring both increased power density and reduced height, including totem-pole PFC circuits in slim “pizza box” type server power supplies (≤4 mm component thickness), AI server and data center power supplies, photovoltaic inverters, energy storage systems (ESS), and general power supplies.

Sample price is $37.0 per unit (excluding tax). The products are available from online distributors DigiKey, Mouser, and Farnell. Simulation models for all six models are provided on ROHM’s website for circuit design evaluation.
