 900V switching MOSFET for high power applications

Microsemi has introduced a 900Volt COOLMOS switching MOSFET for high power, high performance applications including power factor correction, server and telecom power systems, PV solar inverters, arc welding, plasma cutting, battery chargers, medical, semiconductor capital equipment and induction heating.

Microsemi claims, the new device has the highest voltage available in superjunction technology, while its on-resistance of 120mili-ohms is one-third that available with conventional 900V MOSFET devices.

Key features include, low FOM, high dv/dt rated, very low gate charge, Q(g) and is avalanche energy rated.

Available in TO-247 package, this device is priced at $14.17 each of 1K pieces.
